Анотація

В роботi дослiджуються електричнi властивостi напiвпровiдникових наногетеросистем InAs/GaAs з 2D-надґратками сферичних квантових точок. Отриманi залежностi групової швидкостi електронiв вiд хвильового вектора та номера мiнiзони. Встановлено залежнiсть рiвня Фермi системи електронiв в мiнiзонах вiд концентрацiї донорних домiшок, енергiї їх залягання та температури. Дослiджено температурну залежнiсть концентрацiї основних носiїв та електропровiдностi для рiзних значень концентрацiї та енергiї залягання донорiв.
